I had no idea cosmic rays were responsible for those errors. That explains why the GaAs material has the advantage :)

Your article refers to DRAM and I found an old article (probably significanly cout of date) that says SRAM is 1000 times more susceptible to cosmic rays!

I guess this explains why POET can improve soft error rates in memories by several orders of magnitude.
